Several posts about FD-SOI tech. are getting famous. I am wondering it would be great to do research on FDSOI technology circuit level SPICE simulations for some target Reliability topic.
Of course to do this, I must need freely available PTMs (like MOSFETs & FINFETs) and PDKs for FDSOI tech.
Can anybody provide such links where one can find free or either in order to make request and get a free PTM/PDK of FDSOI tech. preferably 28nm etc. for SPICE simulations.
PDK for 28nm FDSOI is available through CMP: Circuits Multi-Projets. I do not advise using PTM even though it looks popular in academia. A predictive model does not have anything to do with real technology. For simple studies, for example to see how smaller short channel effect or the possibility of backbiasing can be used in circuits you can just create your own PTM. For anything more sophisticated, you need models calibrated to Si hardware.

However, I have tried to find out available FDSOI PTMs as well. I have found that there are three Partially-depleted (PDSOI) and Fully-depleted (FDSOI) PTMs provided by following sources:
1) BSIM-IMG (University of California at Berkeley):
Comments:
a). Believed to have FDSOI PTM models based on BSIM group latest publications.
b). Not sure if it is Charge based or Surface-potential based
2) HiSIM (Hiroshima University)

a) FDSOI and is PSP based model
3) PSP-SOI (Arizona State University)

a) FDSOI and is PSP based model
So question arise with all of above information that is it even possible to have "Charge based" FDSOI models? As all above providers are having surface potential based models.
I believe Berkeley's model is charge based. Onething common to all these PTM models is that they need to make some assumptions about the technology that may or may not be representative of the real world. You need to calibrate to some published experimental data at the minimum.
