TSMC Price Hikes End the Era of Cheap Transistors

Semiconductor packaging is generally lower margin than wafers. It was traditionally 15-20% at OSATs back in the day. TSMC turned that business upside down and gets higher margins from what I have heard but they do not break it out. TSMC is also still building out packaging capacity so that is a drag on gross margins.
