my name is Lars Grieger, I have been active in the compound semiconductor field and was wondering if that topic is worth any attention here since a part of 5G and obvious optoelectronic applications is driven by it. Also power conversion in electric cars benefits from GaN based devices.

Power IC will certainly be the first mass applications. Navitas GaNFETs are already everywhere now, and people are no longer surprised by SiC diodes.

I still see people trying to get last drops of performance out of silicon. There are now practically usable 650V mass market silicon MOSFETs without a monstrous RDSon - a thing completely unimaginable a decade ago.

800V silicon devices seem to be coming from Infineon.

650V MOSFETs will definitely be a thing for budget inverters, as they cover the now standard 400V voltage with a lot of safety margin.

800V-900V MOSFETs may go into more serious power conversion equipment.

The irony is that silicon superjuction devices may be way more viable in higher end market of 800V EVs, where higher voltage will negate much of compound semiconductor advantages.
