The latest rumour ([RUMOR] TSMC will produce the huge GP1 Interposer - Bits and Chips) says that TSMC are manufacturing Nvidia's new HBM capable Pascal GPU, including the big 1200 mm[SUP]2[/SUP] interposer and the packaging.
I'm just wondering is this using TSMC INFO technology, or is that a completely unrelated technology?
Yes, NVIDIA is at TSMC 16nm but I don't know if they will use INFOs for GPUs. I can certainly find out though. I have been spending quite a bit of time researching INFOs and can tell you that it is an impressive technology and will give TSMC a serious competitive advantage. The question I have is will TSMC keep INFOs to themselves or will they license it to the OSATs? Generally TSMC does not compete with partners but given the competitive landscape and the innovation inside INFOs it might best be kept inside TSMC. Unless of course Apple says so...
